Graphene is a 2-D material with outstanding electrical and mechanical properties. The reported carrier electron mobility and saturation velocity, together with the ability to large-scale integration on different substrates make graphene a perfect candidate for RF, millimeter-wave, and submillimeter wave circuit applications such as Internet of Things, near-field communications, radio frequency identification device (RFID) tags, flexible electronics, smart wearables, medical, and communications applications.

 

Accordingly, Graphene-based devices and circuits are under continuous development to make use of these unique properties. However, due to process immaturity, the reported graphene field-effect transistor (GFET) based circuits suffer from lower cutoff frequency (fT) and lower maximum oscillation frequency (fmax) than what could be expected based on the high carrier transport properties. In that regard, we designed non-conventional circuits to make use of the Graphene properties directly by designing sixport receivers using the Graphene FETs as power detectors on different substrates and for different frequency ranges up to 110GHz. In addition, we developed a new diode device based on the Metal-Insulator-Metal diode structure. Replacing one metal electrode by Graphene provides much higher nonlinearity and outstanding frequency characteristics. The novel device properties have been used to design different circuits such as power detectors, mixers, varactos, etc. We're continuing our research to explore novel transistors structures and to improve our diode device.

    The Chair of High Frequency Electronics was already for the 2nd time at the Graphene Flagship Pavilion at the Mobile World Congress (MWC) 2018 in Barcelona. From 26/2/2018 - 1/3/2018 we presented the latest research results regarding "Flexible Graphene-based Circuits for wireless applications".
